A medium-power NPN transistor in the flat TO-126 case, sitting neatly between a TO-92 small-signal type and a TO-220 power device: 80 V, 1.5 A continuous and a gain of 63 to 250 at 150 mA. Common in audio driver and output stages, small motor and relay drivers and linear supply pass circuits. It is a plain transistor, not a Darlington, so it needs proper base current - roughly a hundredth of the load current. PNP complement is the BD140.
Key features
- NPN, 80 V collector-emitter, 1.5 A continuous
- Gain 63-250 at 150 mA, still 25 at 500 mA
- Saturation 0.5 V max at 500 mA
- Transition frequency 190 MHz typ
- TO-126 flat pack, centre pin is the collector
- Bolt-down tab takes a small heatsink
- PNP complement is the BD140
